Successful preparation of series products of THz quantum cascade laser
The Key Laboratory of Semiconductor Materials Science and the Beijing Key Laboratory of Low-Dimensional Semiconductor Materials and Devices of the Institute of Semiconductors, Chinese Academy of Sciences, with the support of the Ministry of Science and Technology, the National Natural Science Foundation of China and the Chinese Academy of Sciences Cascade laser series products. A terahertz (THz) quantum cascade laser is a new type of terahertz light source that generates coherently polarized THz radiation by forming a laser transition of electrons in the conduction band of semiconductor heterostructure materials. After years of basic research and technical development, the Key Laboratory of Semiconductor Materials Science has launched a series of terahertz quantum cascade laser products. The frequency covers 2.9 ~ 3.3 THz, the working temperature is 10 ~ 90 K, and the power is 5 ~ 120mW. The terahertz wave is between mid-infrared and microwave, and it is a safe electromagnetic wave with non-ionizing characteristics. It can penetrate most non-conductive materials and is also the characteristic fingerprint spectral range of optical absorption by many molecules. Its photon energy is low (the energy corresponding to 1 THz is about 4meV), and it will not produce harmful photoionization and destruction when it penetrates biological tissues. It is more advantageous than X-ray when applied to the biological examination of biological tissues. It has a shorter wavelength than microwaves and can be used for higher resolution imaging. THz waves have great scientific value and broad application prospects in molecular fingerprint detection, diagnostic imaging, security and anti-terrorism, broadband communications, and astronomical research.
